How it works

PVD sputtering systems operate by energizing a plasma in a vacuum chamber to ionize a process gas. The ions accelerate toward a negatively biased target material, dislodging atoms that travel to and deposit on the wafer surface. The Applied Materials Axcela PVD uses inductively coupled plasma to enhance ionization and deposition control. The system can accommodate up to four process chambers. Each chamber is configured with sputtering targets and wafer handling equipment. The system uses SECS/GEM and GEM 300 protocols to interface with fab automation systems.[1][2][4]

Where it fits in the process flow

The Axcela PVD system is used in both front-end and back-end semiconductor manufacturing lines. The system also supports advanced packaging processes. In front-end manufacturing, PVD deposits barrier layers, seed layers, and metal interconnect films after dielectric etching and cleaning. In back-end and packaging applications, the system is used for under-bump metallization (UBM), redistribution layers (RDL), through-silicon via (TSV) metallization, and backside metallization.[2][4]

Applications

The Axcela PVD is applied to form metal wiring for interconnect layers. Additional applications include electromagnetic interference (EMI) shielding, backside metallization, microelectromechanical systems (MEMS) fabrication, through-silicon via (TSV) filling, under-bump metallization (UBM), and redistribution layer (RDL) formation. The system deposits conductive metal layers and thin-film metallization stacks used in both front-end and packaging process steps.[2][4]

Frequently asked questions

How does a deposition system ensure film uniformity across a wafer?General reference — not yet source-verified

Such systems control gas flow, temperature, and plasma distribution within the chamber to achieve uniform deposition. Rotating the substrate and using showerhead gas inlets also helps maintain consistent film thickness across the entire wafer area.

What types of films can be deposited?General reference — not yet source-verified

Deposition systems can deposit a variety of materials, including silicon oxides, silicon nitrides, metals (e.g., tungsten, copper, aluminum), and compound semiconductors. The specific material depends on the process chemistry and target used.

Is the Axcela a CVD or PVD tool?General reference — not yet source-verified

The Axcela is part of the Applied Materials deposition product family. Without detailed documentation, it is best classified generically as a deposition system; individual configurations may support either chemical vapor deposition (CVD) or physical vapor deposition (PVD) processes.

What are common maintenance concerns for deposition systems?General reference — not yet source-verified

Regular chamber cleaning to remove deposited residues, precursor delivery system checks, and monitoring of vacuum seals are typical. Particle control and film thickness repeatability are key performance indicators that drive preventive maintenance schedules.
